Morphology Change, Size Distribution, and Nano-sized Channels in Cu6Sn5 Intermetallic Compound Formation at the SnPb Solder and Copper Interface

The growth and size distribution of scallop-type Cu6Sn5 intermetallic compound (IMC) at the interface between molten SnPb solder and Cu was investigated, along with a systematic study of morphology change of Cu6Sn5 morphology change as a function of SnPb solder composition. When SnPb solder composition was changed from eutectic (63Sn37Pb) to about 40Sn60Pb, Cu6Sn5 with round scallop-type morphology was found. In other compositions, the Cu6Sn5 scallops showed faceted scallop-type morphology. This morphological change is due to variation of interfacial energy between Cu6Sn5 and solder with a change of solder composition. The growth rate of Cu6Sn5 layer was proportional to cube root of time, and size distribution was in good agreement with the Flux-Driven-Ripening (FDR) theory. The pre-exponent factor k obtained by the measurement was 2.10×10-14 cm3/sec. Based on the k value, the calculated channel width with was about 2 nm, which was in good agreement with experimental observation by transmission electron microscopy.

PMOD (Photochemical Metal Organic Deposition)-based DTFI (Direct Thin Film Imaging) methodology is a demonstrated means for patterning organic materials on flexible (plastic) substrates. This process is used to pattern 1-micron features at an aspect ratio of 8:1 using contact lithography. Use of oxygen plasma RIE etch to transfer the hard mask pattern to the organic material allows for good sidewall angle control. High etch selectivity between the novolac polymer and PMOD TiOX hard mask (< 800:1) makes the use of very thin hard masks (∼ 200 angstroms) to pattern thick organic films (<10 microns) possible. Selective removal of the PMOD TiOX (TiO2) hard mask makes this process amenable to patterning of functional organic structures fabricated from materials chosen for their desired properties (e.g., glass transition temperature (Tg), etch resisitance, optical properties, mechanical properties, etc.) not their ability to be photopatterned (e.g., photoresist).

The defect levels associated with Mg impurity in p-type GaN films were systematically investigated in terms of doping concentration by photocurrent spectroscopy. Mg-doped GaN samples were grown on sapphire substrate by metal organic chemical vapor deposition and annealed in nitrogen atmosphere at 850 for 10 minutes. At room temperature, PC spectra showed two peaks at 3.31 and 3.15 eV associated with acceptor levels formed at 300 and 142 meV above valence band in as grown samples. But, after the thermal annealing, PC spectra exhibited various additional peaks depending on the Mg concentration. In the GaN samples with Mg concentration around 6 7 1017 cm−3, we have observed PC peaks related to Mg at 3.31 as well as 3.02 eV and carbon acceptor at 3.17 eV. For moderately Mg doped GaN samples, i.e., the hole concentration p=3 4 1017 cm−3, additional peak was observed at around 0.9 eV which can be attributed to defects related to Ga vacancy. For relatively low Mg doped samples whose hole concentrations are 1 2 1017 cm−3, additional broad peak was observed at around 1.3 eV. This peak may be related to the yellow band luminescence. As the Mg concentration is increased, the concentration of Ga vacancies can be reduced because Mg occupies the substitutional site of Ga in GaN lattice. When the hole concentration is above 6 7 1017 cm−3, the yellow luminescence and Ga vacancy related peaks disappeared completely.
Effects of Post Etch Treatments on Contaminated Silicon Surface Due to Chf3/C2F6 Reactive ion Etching

The modification of silicon surface due to reactive ion etching (RIE) using a CHF3/C2F6 plasma has been characterized using X-ray photoelectron spectroscopy (XPS), Rutherford backscattering spectroscopy (RBS), and high resolution transmission electron microscopy (HRTEM). A flat and uniform residue layer of about 40 angstrom in thickness has been observed in cross-sectional HRTEM work. The interface is sharply defined and smooth. Neither point defect cluster nor distinct planar defect has been found in substrate silicon lattice image. This is also confirmed by comparison scaled and energy shifted silicon surface peak of a control sample with the reactive ion etched sample using ion channeling RBS. NF3, C12, and SF6 plasma treatments have been carried out to remove the residue layer. Among them, NF3 treatment has been revealed to be the most effective. With 10 seconds exposure to NF3 plasma, fluorocarbon residue film decomposes, and the remaining fluorine mostly binds to silicon; the fluorine completely disappears after the subsequent wet cleaning.
